Hi Sean, I've searched for low Vgs/Vd mosfets for RF (and other kind of) harvesting. I found this one: http://www.aldinc.com/pdf/ALD110800.pdf Unfortunately not available in my corner of the world. However, around us is a lot of wasted energy.
