Why do you assume that epoxy resin won't cause thermal problems
of its own?  It's essentially a thermal insulator, after all,
unless substantially filled with alumina or some other thermally
conductive insulator.  Chips that didn't USED to need a heatsink
might not be happy coated with plastic...
