You can now buy 1200V Schottky diodes - unheard of until quite recently. Silicon Carbide Schottky diodes have lifted the available voltages for Schottky diodes by a factor of 5 to 10 times, due to SiC supporting a field strength about 10 times higher than Si. But GaAs Schottky diodes outperform SiC with lower forward voltages and faster reverse recovery times. 1.5V forward voltage may not sound marvellous, but it's better than can be had in either of the other technologies at the voltage and speed ratings involved.
